The 5STP09D1601 is designed as phase control thyristor.
It has three features. (1)It would have low on-state and switching losses. (2)Designed for traction, energy and industrial applications. (3)Optimum power handling capability. That are all the main features.
Some blocking characteristics have been concluded into several points as follow. (1)Its Vdrm and Vrrm would be 1600V. (2)Its dv/dt would be 1000V/us. (3)Its forward leakage current would be max 70mA. (4)Its reverse leakage current would be max 70mA.
And some characteristics about its on-state are concluded as follow. (1)Its average on-state current would be max 932A. (2)Its RMS on-state current would be max 1464A. (3)Its peak non-repetitive surge current would be 13700A at tp=10ms and would be 14600A at tp=8.3ms. (4)Its limiting load integral would be max 938.5kA2/s with condition of tp=10ms and would be max 880kA2s at tp=8.3ms. (5)Its on-state voltage would be max 1.45V. (6)Its threshold voltage would be max 0.936V. (7)Its slope resistance would be max 0.341m. (8)Its holding current would be typ 170mA at 25°C and would be typ 90mA at 125°C. (9)Its latching current would be typ 450mA at 25°C and would be typ 350mA at 125°C.
Also some characteristics about its switching are concluded as follow. (1)Its critical rate of rise of on-state current at f=50Hz would be max 200A/us. (2)Its critical rate of rise of on-state current at f=1Hz would be max 1000A/us. (3)Its circuit commulatated turn-off time would be typ 150us. (4)Its recovery charge would be typ 1400uAs. (5)Its delay time would be max 2us.
And some thermal values are concluded as follow. (1)Its operating junction temperature would be min -40°C and max 125°C. (2)Its storage temperature range would be from -40°C to 125°C. (3)Its thermal resistance junction to case would be max 32K/kw for double-side cooled. (4)Its thermal resistance case to heatsink would be 7.5K/kw for double side cooled. And so on.
