1DI300M-120

The 1DI300M-120 is designed as power transistor module. Its typical applications include general purpose inverter, uninterruptible power supply, servo & spindle drive for NC machine tools, robotics (servo drive for robots) and switching power supplies for welding machines.

It has four features. (1) It would have high arm short circuit capability. (2) It would have high DC current gain. (3) Including free wheeling diode. (4) insulated type. That are all the main features.

Some absolute maximum ratings have been concluded into several points as follow. (1) Its collector to base voltage would be 1200V. (2) Its collector to emitter voltage would be 1200V. (3) Its Vceo(sus) would be 900V. (4) Its emitter to base voltage would be 10V. (5) Its collector current would be 300A for DC and would be 600A for 1ms. (6) Its base current would be 16A for DC and would be 32A for 1ms. (7) Its collector power dissipation would be 2000W. (8) Its junction temperature would be +150°C. (9) Its storage temperature range would be from -40°C to +125°C. (10) Its weight would be 470g.

Also some electrical characteristics about it. (1) Its collector to base voltage would be min 1200V with condition of Icbo=4mA. (2) Its collector to emitter voltage would be min 1200V with condition of Ic=4mA. (3) Its emitter to base voltage would be min 10V with condition of Ieb=800mA. (4) Its collector cutoff current would be max 4.0mA with condition of Vcbo=1200V. (5) Its emitter cutoff current would be max 800mA with condition of Vebo=10V. (6) Its DC current gain would be min 1500 and max 9000 with condition of Ic=300A, Vce=4V and Tj=125°C. (7) Its collector to emitter saturation voltage would be max 4.0V with condition of Ic=300A and Ib=0.2A. (8) Its base to emitter saturation voltage would be max 4.5V with condition of Ic=300A and Ib=0.2A. And so on.
