NJG1302

The NJG1302 is designed as GaAs MMIC mainly for driver amplifier of PHS base station in Japan. This is a variable gain type with 20dB dynamic range. It has input and output matching circuits internally and it features low voltage and high efficiency operation. 21dBm output power is easily available with very low distorition.

It has nine features. (1)Variable gain under distortion. (2)Low voltage operation (Vdd=3.0V). (3)Input and output internal matching circuits. (4)High gain (32dB typ). (5)Low distortion (Pacp=-60dBc typ at 1.9GHz, 21dBm.). (6)Low current consumption (Idd=195mA typ at 1.9GHz, 21dBm). (7)Reduction of parasitic oscillation. (8)V type: SSOP14 and maximum power dissipation is 600mW. (9)E type: EMP14 and maximum power dissipation is 1000mW. Those are all the main features.

Some absolute maximum ratings have been concluded into several points as follow. (1)Its drain voltage would be 6V. (2)Its gate voltage would be -4V. (3)Its gain control voltage would be -4V. (4)Its input power would be 3dBm. (5)Its power dissipation would be 600mW for V type and 1000mW for E type. (6)Its operating temperature range would be from -30°C to 85°C. (7)Its storage temperature range would be from -40°C to +150°C. It should be noted that stresses above those listed in absolute maximum ratings may cause permanent damage to device.

Also some electrical characteristics are concluded as follow. (1)Its operating frequency would be min 1.89GHz and max 1.92GHz. (2)Its drain voltage would be min 2.9V and typ 3.0V and max 5.3V. (3)Its gate voltage would be min -1.25V and typ -0.9V and max -0.6V. (4)Its idle current would be min 175mA and typ 180mA and max 185mA. (5)Its operating current would be min 180mA and typ 195mA and max 205mA. (6)Its gate current would be min -150uA and typ -70uA. (7)Its small signal gain would be min 29dB and typ 32dB and max 35dB. (8)Its gain flatness would be min 0 and typ 0.5dB and max 1.0dB. (9)Its Pout at 1dB compression would be min 22dBm and typ 23dBm. And so on.
