SG3000GXH23

The SG3000GXH23 is designed as toshiba gate turn-off thyristor for inverter applications.

It has six features. (1)Repetitive peak off-state voltage which would be 4500V. (2)Its RMS on-state current would be 1200A. (3)Its peak turn-off current would be 3000A. (4)Critical rate of rise of on-state current would be 400A/us. (5)Critical rate of rise of off-state voltage would be 1000V/us. (6)Suitable for 3000V DC off state voltage application. Those are all the main features.

Also some absolute maximum ratings have been concluded into several points as follow. (1)Its repetitive peak off-state voltage would be 4500V. (2)Its repetitive peak reverse voltage would be 17V. (3)Its peak turn-off current would be 3000A. (4)Its RMS on-state current would be 1200A. (5)Its peak one cycle surge on-state current (non repetitive, 10ms width half sine waveform) would be 16000A. (6)Its critical rate of rise of on-state current would be 400A/us. (7)Its peak forward gate current would be 100A. (8)Its average forward gate power dissipation would be 50W. (9)Its average reverse gate power dissipation would be 150W. (10)Its RMS gate current would be 42A. (11)Its peak reverse gate voltage (at static) would be 17V. (12)Its operating junction temperature range would be from -40°C to 125°C. (13)Its storage temperature range would be from -40°C to 150°C. (14)Its mounting force would be from 28.5 to 44.0kN. It should be noted that stresses above those listed in absolute maximum ratings may cause permanent damage to device.

Also some electrical characteristics are concluded as follow. (1)Its repetitive peak off-state current would be max 100mA. (2)Its repetitive peak reverse current would be max 10mA. (3)Its repetitive peak reverse gate current would be max 10mA. (4)Its peak on-state voltage would be max 4.0V. (5)Its gate trigger voltage would be max 1.5V.
